carrier density

      Hello.
My work involves the manipulation of carrier density distribution within a semiconductor through the application of voltage. I'm curious about something. When the dopant in the semiconductor is increased from e17 to e20, the maximum carrier density increases to 1.09e21 and 1.1e21, respectively. Please be advised that the voltage applied is currently at 50V. As you can observe, while the impurity amount in e20 is a thousand times greater than e17, the difference in their maximum carrier densities is not proportional to that difference. Can you provide the reason?

It is reasonable as the response is not linear. https://optics.ansys.com/hc/en-us/articles/360034917693-CHARGE-solver-introduction
