Subscriber老师,您好,我做的是一篇关于纳米线太阳能电池的论文仿真复现,在论文中的纳米结构以及掺杂范围设置如下:轴向 p - i - n 纳米线 配置为 p 区和 n 区具有相同的 200 nm 厚度,本征层具有 纳米线厚度的其余部分,如图 所示。 p 区和n 区掺杂有 1 × 10^20cm-3 的受主浓度 (NA) 和 1 × 10^21cm-3 的施主浓度 (ND)。此外,衬底被掺杂为 p 型,载流子浓度 (NA) 为 1 × 10^20 cm-3
我复现做的仿真建模如下(i型掺杂包括整个模型做背景掺杂)
因为掺杂浓度高在仿真过程中也启用了费米能级,最终仿真结束却没有结果的输出
因为文献中并没有明确给出每个类型掺杂具体是扩散的还是恒定数值的,所以当没有结果输出时,我怀疑可能是衬底掺杂类型问题,但我重新将衬底类型更改为恒定掺杂时,还是同样的没有结果,想问一下老师这种情况是哪里的问题,有没有什么解决的办法

Ansys Employee我感觉电压是太低了吧?只有0.01到0.1微伏?你增加电压试一下。比如1伏特,步长0.1伏特。如果发散再减小。
掺杂具体是扩散的还是恒定数值问题不大,你可以看看掺杂情况。
