DC UPDATE MODE:self-consistent (default) solves the system of equations for the electrostatic potential (Poisson equation), charge density (drift-diffusion), and heat transport.
The electrostatic option will only solve Poisson’s equation, using the carrier density as a fixed input;
the charge option will only solve the drift-diffusion equations, using the electrostatic potential as a fixed input. Both the electrostatic option and the charge option require an existing solution that provides the fixed input (see continuation).
因此,结果不同很正常。不知道的情况下就用缺省的 self consistent。
最大边0.05、最小边0.0001,这些太小了,占用很多内存,用2,0.01微米试一下,需要特别细的地方用Mesh设置一下。
Mesh是局部的,主要用来限制局部地区的最长边长:
它比背景网格有优先权。

Ansys Employee先不要考虑精度问题,先解决发散问题。
发散问题解决了,再考虑精度。实际上,有限元算法是自适应网格,其最细的网格可能会比所设定的还要细,只要再迭代次数之内。如果网格变化对结果影响很小,不一定非要用很细的网格。
只有半导体材料才可能产生所需要的电流,同时也有损耗,如各种复合。你可能需要分析这个结构从原理上如何提高电流,现在的设置和结构是不是满足这个物理过程?要知道重掺杂并不一定会很好啊,实践上是否行得通?损耗如何?我们一般对具体设计很少提供建议,因为在这方面应该是不如你们一线研究者更清楚里面的机理。
