Vertical photodetector Lumerical charge

      Hello I have simulated vertical photodetector (example given in lumerical). The charge simulation was 2D and I got the same result as given. I also ran 3D charge simulation of the photodetector but got different photocurrent. Here in the below I gave all the settings that I did during 3D charge simulation:
      1) I wanted to simulate for 0.001 Watt input power. I changed in the generation rate analysis script from sourceintensity to sourcepower (line 130).
      2) Set up generation rate variables like this:

      4) Got this photo current and responsivity:

      Can you please tell me why I am getting different result?

      It is most likely due to the scaling of the 3rd dimension. By default the "norm length" in 2D simulation is 1cm, whereas in your 3D simulation you very likely use the physical dimension in microns. As you can see, the current has a scale of 1000 times, it might not be a coincidence.
      BTW: in CHARGE simulation the key quantity is the current density. Integration the current density in space leads to current. Therefore the 3rd dimension is important to match 2D and 3D data. Please check.
      Please give some screenshots for your settings, such as the dimensions.
